You might find some homes that meet your criteria in the Woodcroft or Hope Valley neighborhoods of Durham. I live in Woodcroft and love it. Our lot size is < .5 acre, but I've seen plenty of lots that have to be a half-acre easily.
There are lot sizes of approximately an acre for *some* houses in Woodcroft. Don't know if those houses go for under $300k, but that's the trade-off. You do get lots of woods and trails there including easy access to the ATT.
ETA: There is one listed on Highgate right now that is .45 acres, but backs up to woods.
Looking to relocate to RTP...hoping to live within 20min of Duke and RTP even in rush hour. Criteria for a single-family are:
low crime
large lots (>0.5 acre)
prices under 300k for >2000 squ ft.
close to woods/trail access
built in last 20 years
so far, i'm seeing hillsborough and several neighborhoods in SW Durham popping up such as American Village, Ashfield Place, etc.
Any recommendations from the locals based on these criteria?

Using all of your criteria, I come up with 2 homes! Taking out the .5 acre lot, I come up with about 150 homes in the Morrisville/Cary area. This includes townhouses and single family detached homes.
